Physical Properties:Gallium phosphide is a III-V compound semiconductor with zinc blende structure, appearing as orange-yellow or gray-yellow crystals. It has a melting point of approximately 1348°C, density of 4.1 g/cm³, microhardness of 940 kg/mm², thermal conductivity of 0.97 W/(cm·K), and a room-temperature bandgap of about 2.26 eV. Semi-insulating material can be obtained by doping with chromium, iron, oxygen, etc. It is insoluble in common solvents.
Uses:It is mainly used as a raw material in electronic functional materials and optoelectronic materials, serving as an important precursor for fabricating light-emitting diodes, photodetectors, solar cells and other semiconductor devices, as well as for high-frequency microwave devices and semi-insulating substrates.
